电子束蒸发制备Si0.95Co0.05稀磁半导体薄膜赵庆旺1程亮1叶舟1马亚军1艾志伟1阮学锋2周忠坡1吴昊1 郭立平1,31(武汉大学物理科学与技术学院,武汉,430072)2(武汉大学动力与机械学院,武汉,430072)3(武汉大学声光材料与器件教育部重点实验室,武汉,430072 )摘要 用放电等离子体烧结技术(SPS)制备Si:Co靶,并用电子束蒸发技术制备了Si:Co稀磁半导体薄膜。
薄膜分别在200 o C、300 o C、400 o C下退火10分钟,利用交变梯度磁强计分别测量退火前后各组样品的磁性,结果显示,在300 o C下退火的样品磁性最强,200 o C下退火的磁性次之,未退火的磁性最弱。
实验中还对样品进行了XRD测量,结果表明样品为非晶态。
实验说明,电子束蒸发是制备硅基稀磁半导体的有效方法。
关键词硅基稀磁半导体,电子束蒸发,等离子体烧结,退火由于稀磁半导体(DMS)同时具备电子的电荷和自旋特性受到广泛关注[1-5]。
因为硅已经被广泛的应用,且工艺成熟,近年来,硅基稀磁半导体已成为半导体领域的热点。
目前国内外对硅基DMS的研究均是致力于寻求提高磁学性能(磁化强度、磁矩、居里温度等)的途径,以使DMS能应用于实际。
目前已经见于报道的制备硅基DMS的方法有分子束外延(MBE)[6],离子注入[7]和磁控溅射[8].最常用方法是离子注入,但是制得的样品居里温度不高、平均每个掺杂原子的磁矩比理论值小很多,导致材料的饱和磁化强度很弱、掺杂元素的偏析成团,而且其镀膜深度不够、且不均匀。
因此,新方法的探索是必要的,我们探索用电子束蒸发方法制备硅基DMS薄膜。
电子束蒸发具有成本低廉,成膜较快,薄膜均匀,污染小,便于大面积制备等优点。
由于电子束蒸发制膜是利用聚焦电子束对靶材加热,是一种局部加热,可避免容器材料的蒸发以及容器材料与膜材之间的反应,可得到高纯薄膜。
而且在蒸发沉积过程中,掺杂元素在薄膜中的分布非常均匀。
