实验名称台阶仪测试薄膜厚度试验报告成绩

一、实验目的

掌握测试薄膜厚度原理和方法,了解台阶仪操作技术。

二、实验原理

LVDT是线性差动变压器的缩写,为机电转换器的一种。利用细探针扫描样品表面,当检测到一个高度差别则探针做上下起伏之变化,此变化

在仪器内部的螺旋管线圈内造成磁通量的变化,再有内部电子电路转换成

电压信号,进而求出膜厚。LVDT线性位置感应器,可测量的位移量小到

几百万分之一英寸到几英寸。

LVDT的工作原理是由振荡器产生一高频的参考电磁场,并内建一支可动的铁磁主轴以及两组感应线圈,当主轴移动造成强度改变由感应线圈

感应出两电压值,想比较后即可推算出移动量。

三、实验内容及步骤

1.开机步骤:

(1)检查并确保所有连线连接正常。

(2)释放紧急按钮(红色),按箭头指示方向旋转。

(3)开启PROFILER电源(白色,开启时会亮),并热机10分钟。

(4)打开计算机和显示器,并执行桌面程序Dektak Version 9 icon,等候读取大约30秒即可开启软件窗口。

2.放置样品:

(1)确认Z轴是升起来状态;若没有请按tower up。

(2)将平台拉出,样品放置平台中间处。

(3)将平台移入,粗调平台X-Y轴使样品置于针头之下。

(4)按下tower down下针,针头碰触到样品后会立即回弹上来一小段,此时再微调平台X-Y轴把待测区域移到枕头下。

3.参数设置:

(1)按Switch To Scan Routines Window

(2)再点选Scan Parameters 任一个参数去设定。

(3)设置扫描参数:

(a)Length——扫描长度,范围50um到50mm

(b)Duration——扫描时间,建议500um至少10秒,以此类推

(c)Measurement Range——测量深度范围,按样品厚度选取

(d)Profile——选取合适的样品表面轮廓:

1.Hills(测量凸起的台阶)

2.Valleys(测量凹陷的台阶)

3.Hills and Valleys(有凹有凸),默认使用

(4)按下Run Scan Routine Here icon即开始测量

4.扫描结果分析:

(1)扫描完成后可将图形做LEVEL,移动R和M Cursor到要level 的位置,点选或者F7即可。

(2)移动R和M Cursor到要测量的Step Height的位置,按下F12即可得到ASH的值。

5.数据保存:

(1)存图片——在图片上按鼠标右键——Save as image,存为.jpg (2)保存原始数据——file——Save as,另存为.data

(3)按Export icon——存为.csv,为记事本形式

四、实验内容

1.实验步骤

(1)放置样品:先取出样品,并用丙酮轻轻擦拭硅片表面,然后将硅片放在测试台上。

(2)调整样品:将探针下移直至刚好碰到硅片,然后针头会立即回弹上来一小段。此时可以微调硅片,将待测区域移动到探针下

方,并且旋转硅片,将台阶垂直于针头移动方向。

(3)测试厚度:设置好参数后就可以开始测试。待测试结束获得一段曲线,先将R和M移到曲线两头并按level。然后将R和M

移到第一段斜线的两头并按level。最后就可以测膜厚,将R

和M选取曲线突变的地方和曲线最高点,这样就可读取膜厚。

2.实验中出现的问题及解决方法

(1)调整硅片较困难:在放置硅片时,尽量将被测区域放置在探针下方,这样不用大范围移动。

(2)选取曲线最高点时不够准确:辨认真假最高点,有小突变的地

方不是最高点,而是膜表面掉落的杂质或是膜不均匀导致。要

选取连续的最高点。

3.Si基底上沉积金属Cr薄膜的厚度的测量

五、思考题

1.对于用台阶仪对非完美薄膜的厚度测量,Step Hight的M和R Cursor 点的选择?

答:在第一次level时还是选取整个曲线,第二次选取第一段斜线中线性较好的部分去掉两端线性不好的部分,然后level。最后测量薄膜厚度还是之前那个选取方法。

2.怎么样才能得到一个比较Shape的台阶?

答:尽量选取膜表面均匀且没有杂质的微区,并且让台阶能够垂直于探针移动的方向,这样测得的曲线的台阶很明显,可以准确测得膜厚。
